Highly Robust, Dual-Gate Polycrystalline In0.7Ga0.3O TFTs by Spray Pyrolysis for Low-Cost Manufacturing of OLED Display

Description:

We report dual-gate polycrystalline (Poly) In0.7Ga0.3O thin film transistor (TFT) by spray pyrolysis (SP). The dual gate TFTs exhibit saturation mobility (µSAT) of ~40.23 cm2V-1s-1 with excellent stability under bias and temperature stress (?VTH = +0 V for PBTS, ?VTH = -0.1 V for NBTS). A 2.5-inch AMOLED display made of SP poly-In0.7Ga0.3O TFTs has been demonstrated.
